Abstract
We demonstrate waveguide single-photon detectors based on NbN nanowires on top of GaAs/AlGaAs ridge waveguides. High quantum efficiencies of ~20% at 1300 nm with a response time of 3.6ns and timing jitter of ~60ps are reported.
